I think Zachary is a very uninteresting name. I don't really have any feelings for it, good or bad. It's just...there. I think I prefer Zacharias (prn. zac-ah-ree-ahs), which would also be my favorite of the three but Zachariah is quite nice too. I do love another Zach-name though, Zacchaeus.
